【要約】【目的】 本発明は、潤滑性に優れた硬質炭素膜の製造方法を提供することを目的とする。【構成】 真空槽11内の中央に熱フィラメントを設置しその上部にメッシュ状電極2を設ける。この間に炭素源として、CH4、C6H6などの炭化水素を、Si源に(CH3)4Siなど炭素と珪素からなる有機化合物を導入し同時にイオン化する。基体側に負バイアスを印加し、イオンを加速し基体上に硬質のSi含有DLC膜を形成する。

少なくとも炭素を含むガスと珪素を含む有機化合物をプラズマ化し、プラズマ中のイオンを引出して基板に加速衝突させる珪素含有炭素膜の製造方法。
