【要約】【目的】 大面積のウエハー状半導体装置でも、その表面に形成された金属バンプを容易に、かつ、高精度に高さ制御できるバンプレベリング方法を提供することを目的とする。【構成】 この目的を達成するために本発明は、ウエハー状半導体装置上の全ての金属バンプ2を一括で押圧してレベリングするのではなく、限られた範囲、つまり、金属バンプ2のバンプ各1個毎、またはウエハー状半導体装置でダイシング後に、一つまたは複数のチップとなる各範囲内の金属バンプ毎を押圧してバンプ高さを制御する。
