高抵抗のリン化インジウム(InP)結晶基板上にInP層及びヒ化ガリウム・インジウム(Gax In1-x As :x は混晶比を表す)層から構成されるヘテロ接合を具備してなる電界効果型トランジスタ用エピタキシャルウエハに於いて、該InP層内の当該ヘテロ界面から50nm以内にInPの歪層を設けたことを特徴とする電界効果型トランジスタ用ウエハ。
