【要約】【目的】 Siをイオン注入したGaAs基板をアニールするときに内部にSiが拡散せず、しかもスリップ、ウエハ反りが発生しないような熱処理法を与えること。【構成】 熱処理の為に昇温する過程でスリップが発生する温度領域において昇温速度を低下させる待機ステップを設ける。或いは熱処理後に降温する過程でスリップが発生する温度領域において降温速度を低下させる待機ステップを設ける。待機ステップによってウエハ中心部と周辺部の温度差が減少してスリップや反りが発生しなくなる。

半導体基板に不純物イオンを加速して注入するイオン注入後の活性化アニールにおいて、降温時に降温速度を一時的に低下させる待機ステップを設けたことを特徴とする半導体の熱処理方法。
