【要約】【課題】シリコンウエハ上に研磨痕を残すことなく、効率的に高精度研磨を達成し得るシリコンウエハの研磨方法を提供する。【解決手段】シリコンウエハ(13)の被研磨面と紫外光透過性研磨部材(12)との間に酸化剤とフッ化水素を含む水系薄液層(14)を介在させた状態で、研磨部材(12)側から薄液層(14)に紫外光を入射しながら、シリコンウエハ(13)の被研磨面と研磨部材(12)を相対的に摺動させて、シリコンウエハ(13)の被研磨面を研磨する。
Claim (excerpt)：
シリコンウエハの被研磨面と紫外光透過性研磨部材との間に酸化剤とフッ化水素を含む水系薄液層を介在させた状態で、該研磨部材側から該薄液層に紫外光を入射しながら、シリコンウエハの被研磨面と研磨部材を相対的に摺動させて、シリコンウエハの被研磨面を研磨することを特徴とするシリコンウエハの研磨方法。
