純水貯槽から供給される純水を少なくともカートリッジ・ポリッシャと膜処理装置とに通水して超純水を得、これを超純水の使用場所に送水してその使用に供すると共に、残余の超純水を再び純水貯槽に返送する循環系を構成してなる超純水製造装置の洗浄方法において、前記循環系をアルコール又はその水溶液で洗浄することを特徴とする超純水製造装置の洗浄方法。
