【要約】【目的】 有機半導体を半導体層とする電界効果トランジスタのキャリヤ移動度を向上させる。【構成】 ガラス基板1上にゲート電極2を形成し、その上に絶縁膜3として酸化シリコン膜を形成する。限外ろ過等で分子量制御を行い、数平均分子量を60000としたポリ(3-オクキルチオフェン)のクロロフォルム溶液をスピンコートし半導体層6を形成する。その上にソース・ドレイン4、5となる金電極を形成する。キャリア移動度は2.2×10- 5 cm- 2 /V・secであった。

半導体層が有機高分子半導体からなる電界効果型トランジスタにおいて、有機高分子半導体の数平均分子量が50,000以上に制御したものであることを特徴とする電界効果型トランジスタ。
