【要約】【目的】封止樹脂に適合した屈折率をもつ誘電体薄膜で発光ダイオード表面を覆うことによって、樹脂モールド後の光特性を良好にし、耐湿性に優れ、高輝度、高信頼性を得る。【構成】AlGaAs/GaAs系赤色または赤外発光ダイオードのウィンドウ層4の表面に、屈折率2.2〜2.7の反射防止膜5で覆うようにする。反射防止膜は誘電体薄膜で構成し、その材料は、硫化亜鉛、酸化チタン、硫化ひ素とする。反射防止膜5の上をさらに酸化シリコンやシリコンナイトライドからなる保護膜で覆ってもよい。
