【要約】【目的】電極又は配線とした際の上面だけではなく側面も含む全表面における耐ヒロック性に優れ、しかも比抵抗の低い半導体装置用電極又は配線材料を提供し、しかも特別な熱処理を行う必要のない半導体装置用電極又は配線材料の製造方法を提供する。【構成】 Arを0.1〜6.5原子%含有するAl基合金を、半導体装置用電極又は配線材料とする。また該半導体装置用電極又は配線材料を製造するにあたっては、3〜50mtorrのArガス雰囲気中でAlまたはAlを主成分とする合金をターゲットとしてスパッタリングを行う。
