GaAs基板上に、AlGaInPダブルヘテロ接合構造からなる発光層部及び該発光層部上に形成された電流拡散層を有するAlGaInP系発光装置において、前記電流拡散層が、前記発光層部の(Aly Ga1-y )0.51In0.49P活性層から放射される光子のエネルギーより大きい直接型バンドギャップ([数1])【数1】を有するAlw Ga1-w As1-u Pu 層及び該Alw Ga1-w As1-u Pu 層上に形成したGaAs1-v Pv 層の2層からなることを特徴とするAlGaInP系発光装置。
