六方晶型結晶構造を有する炭化珪素(SiC)からなる基板結晶と、この基板結晶上に形成された超格子構造の発光層とを具備し、前記基板結晶の主面を(11-20)又は(1-100)の面方位に設定し、且つ前記発光層の超格子構造を前記基板結晶の格子面間隔の偶数倍の周期に設定してなることを特徴とする半導体発光素子。
