基板上に酸化物薄膜を成膜する方法において、高真空に排気可能なチャンバ内に、基板を加熱可能に収容し、該基板を所定の温度に加熱して該基板の近傍にO3 を含むO2 を供給し、前記チャンバ内で基板に対向して配置した複数のKセル蒸着源から、前記酸化物の酸素以外の成分元素を個別に供給して成膜を行うことを特徴とする酸化物薄膜の成膜方法。
