【要約】【目的】 本発明は青色域レーザダイオードを作製すること目的とする。【構成】 n型GaAs単結晶基板1上に、塩素添加n型ZnSe層2、塩素添加n型Zn<SB>1-Y</SB>Cd<SB>Y</SB>Se(0<Y<0.1)傾斜層3、Zn<SB>0.8</SB>Cd<SB>0.2</SB>Se活性層4、窒素添加p型Zn<SB>1-Y</SB>Cd<SB>Y</SB>Se(0<Y<0.1)傾斜層5、窒素添加p型ZnSe層6を有し、その構造の両側にPt電極層7とAu<SB>0.8</SB>Sn<SB>0.2</SB>電極層8を有し、へき開面ミラーによる光共振器を持つレーザダイオード。【効果】 バンドギャップの大きいZnSeおよびZn<SB>0.8</SB>Cd<SB>0.2</SB>Seを用い、pinダブルヘテロ構造にキャリアを効率良く集めるための組成傾斜層を加えることにより、発光効率が高まり、パルス電流注入条件において室温で青緑色でレーザ発振する。
