【要約】【課題】 鉛を含有せず、放熱特性に優れ、接着力の大きい半導体素子用ダイボンド材を提供する。【解決手段】 錫(Sn)に対して、酸化反応しにくいゲルマニウム(Ge)を添加することにより、ダイボンド時の加熱処理により、ダイボンド材が酸化して特性が劣化することがなくなり、高い接着性を維持することができる。また錫-ゲルマニウム(Sn-Ge)合金半田にビスマス(Bi)、ビスマス(Bi)と亜鉛(Zn)とを添加することにより、融点温度の調整ができるとともに、合金中で脆い金属間化合物が形成されることがなく、半導体素子とリードフレームとの接着において、接着力を強化させることができる。
