Research overview：
本研究では、これまでに正孔の共鳴現象を観測した実績のあるGeSiSn/GeSnヘテロ接合のデバイス化を始点として、(1)安定動作が可能なデバイス構造設計指針の、実験と理論の両面からの解明(2)RTDデバイス動作の信頼性向上に向けたGe(Si)Sn結晶欠陥・絶縁膜/Ge(Si)Sn界面欠陥制御の要素技術開発を行い、GeSiSn/GeSnヘテロ接合RTDデバイスの室温動作実証を行う。
