Research overview：
本研究では、3DIC内の各層で発生する局所的な発熱(ホットスポット)をピンポイントで効率的に放熱するため、高い実効熱伝導率を有し、無電力で動作する新型の超熱伝導デバイス(μループヒートパイプ、μLHP)による抜熱手法を提案する。これを実現するため、μLHPの設計、製造、評価技術および半導体内での実装技術を確立し、熱的制約が課題であった3DICの高密度実装に対するブレイクスルーを目指す。
