Claim (excerpt)：

化学的気相成長法(CVD法)により基板上にTiNを成膜するに際し、原料ガスとして、H2:10〜80mol%、N2:10〜80mol%、TiCl3:0.2〜60mol%およびTiCl4:5mol%以下の組成になる混合ガスを用い、800°C以上 1300°C以下の温度で成膜することを特徴とするTiNの成膜方法。
