Si単結晶基板上に、一般式Al<SB>a</SB>Ga<SB>b</SB>In<SB>1-a-b</SB>N<SB>q</SB>M<SB>1-q</SB>(0≦a,b≦1、a+b≦1、Mは窒素以外の第V族元素を表し、0<q≦1)で表される半導体層を含むIII族窒化物半導体発光素子において、Si単結晶基板に接してリン化ホウ素を主体とする第1の緩衝層をもち、該接した面からSi単結晶側に、ホウ素原子またはリン原子から選ばれた1種以上の原子の拡散層を有することを特徴とするIII族窒化物半導体発光素子。
