【要約】【課題】 エッチングにより容易に基礎基板を分離することができる半導体発光素子積層基板,半導体素子およびそれらの製造方法、ならびにそれにより得られた半導体結晶基板,半導体素子およびそれらの製造方法を提供する。【解決手段】 サファイアよりなる基礎基板11に、AlNよりなる分離層12およびGaNよりなるバッファ層13を介してGaNよりなる半導体結晶層14を成長させる。分離層12およびバッファ層13は線状に分散して形成され、それらの側面にはSiO2 よりなる成長防止膜15を介してエッチング剤の流通孔16が設けられている。これにより、エッチング剤が流通孔16を流通し成長防止膜15および分離層12がエッチングされ、容易に基礎基板11が分離される。

基礎基板に分離層を介して半導体結晶層が形成された半導体積層基板であって、前記分離層をエッチングするエッチング剤が流通するための流通孔を有することを特徴とする半導体積層基板。
