基板上に形成されたポリシリコン膜上にシリコン酸化膜を形成する半導体装置の製造方法において、ポリシリコン膜上に熱酸化法以外の方法でシリコン酸化膜を形成したのちこのポリシリコン膜を熱酸化することを特徴とする半導体装置の製造方法。
