反応室内を排気し、前もって溶媒蒸気を供給して基板の表面に液体層を形成し、薬液蒸気を供給して所定の反応圧力において基板を洗浄する基板の洗浄方法において、前記所定の反応圧力より低い圧力において溶媒蒸気を供給し基板の表面に液体層を形成することを特徴とする基板の洗浄方法。
