高真空に排気可能なチャンバ内に、基板を加熱可能に収容し、前記チャンバ内で、前記基板の近傍に酸素を含む酸化ガスをノズルから供給し、前記基板に対向して配置したKセル蒸着源から酸素以外の成分元素を供給し、反応性共蒸着法により酸化物薄膜を作製する方法において、酸化ガスを冷却して供給することを特徴とする酸化物薄膜の作製方法。
