前記下地基板の上面が、{1-100}面群に属するm面から、前記m面に直交し{11-20}面群に属するa面の法線に対して、0.5°以上4°以下の角度で傾けた結晶面であり、
前記半導体層が、平坦な表面を有するものであり、
前記半導体層の表面のピット密度が5×105cm-2以下であり、
