抄録/ポイント： 3300VスケーリングIGBT(Insulated Gate Bipolar Transistor)を試作し,5Vのゲート駆動電圧で3300V IGBTがスイッチングできることを初めて実証した.オン電圧・ターンオフ損失のトレードオフカーブにおいて,同じオン電圧で35%のターンオフ損失低減を実現した.(著者抄録)
