【要約】【課題】多重露光に要する時間を短くする。【解決手段】投影露光装置に設置したマスクのゲートパターンで、ウエハに対して、途中で現像することなく、小σの斜め照明によるファイン露光と大σの垂直照明によるラフ露光の多重露光を行なう。ファイン露光の際は投影光学系の開口絞りとして長方形開口を持つ絞りを用い、ラフ露光の際は投影光学系の開口絞りとして円形開口を持つ絞りを用いる。

同一のマスクパターンを露光波長は一定のままで照明条件を変えて照明して共通の被露光領域に投影することを特徴とする露光方法。
