【要約】【課題】 低抵抗p型単結晶酸化亜鉛を得る。【構成】 酸化亜鉛の単結晶を薄膜形成法で形成する際に、n型ドーパントおよびp型ドーパントを、p型ドーパント濃度がn型ドーパント濃度より大きくなるようにドーピングする。さらに、II族元素を同時ドーピングすることにより酸素の安定化ができる。
