【課題】 オゾン水でレジスト剥離等の基板の洗浄を行う場合に、スピン洗浄機を用いず、単位オゾン水当たりの剥離面積、すなわち剥離効率を向上させ、レジスト剥離等を効率的に実施できる洗浄方法を提供する。【解決手段】 被処理対象の基板の洗浄面に対向して覆板を設置し、基板と覆板との間隙を2mm以下に設定し、前記間隙にオゾン水を平均流速0.1m/s以上で流すことを特徴とする基板の洗浄方法である。さらに、オゾン水は加熱オゾン水であってもよい。【選択図】図1

Claim (excerpt)：

被処理対象の基板の洗浄面に対向して覆板を設置し、基板と覆板との間隙を2mm以下に設定して、前記間隙にオゾン水を平均流速0.1m/s以上で流すことを特徴とする基板の洗浄方法。
