【要約】【目的】工程が簡単で生産性の改良された多量量子細線構造の活性層を有する半導体レーザとその製造方法を提供する。【構成】 n+ -InP半導体基板1を(001)方位から1°以上傾斜したものを基板ホルダーに設置し、所定の温度に設定したのち、n-InPバッファ層2、InGaAsPガイド層3を連続して成長する。引き続き、InGaAsP/InGaAsP歪超格子層4およびInGaAs歪量子井戸活性層5を成長する。その後、InGaAsPガイド層6、p-InPクラッド層7を積層する。

半導体基板上に少なくともガイド層、発光活性層、ガイド層構造を有する半導体多層膜を積層した半導体レーザにおいて、前記発光活性層が歪超格子構造のガイド層と歪量子井戸層の発光層からなることを特徴とする半導体レーザ。
