【課題】 光の吸収係数の小さいGaN単結晶基板およびその製造方法ならびに光出力の大きい発光デバイスを提供する。【解決手段】 直径が20mm以上、かつ厚さが70μm〜450μmであるGaN単結晶基板であって、GaN単結晶基板の375nm〜500nmの波長を有する光の吸収係数αが7cm-1〜68cm-1であることを特徴とするGaN単結晶基板。ここで、GaN単結晶基板のキャリア濃度は、5×1017cm-3〜2×1019cm-3であることが好ましい。【選択図】 図1

直径が20mm以上、かつ厚さが70μm〜450μmであるGaN単結晶基板であって、 前記GaN単結晶基板の375nm〜500nmの波長領域にある光の吸収係数αが7cm-1〜68cm-1であることを特徴とするGaN単結晶基板。
