CZ法又はMCZ法のいずれかを用い、1.3mm/min以上の引上げ速度で、シリコン単結晶を成長し、該単結晶をスライスして半導体基板を形成し、該半導体基板を還元性あるいは不活性雰囲気のいずれかの雰囲気中で、1100°C以上の温度において30分以上熱処理を行うことを特徴とする半導体基板の処理方法。
