【請求項1】 充填容器内に少なくとも一部が液体となるように充填され、該液相のアンモニア中の水分濃度が、フーリエ変換赤外分光法(FT-IR)による測定で0.01volppm以上0.5volppm以下であるアンモニアを原料として、有機金属化学気相成長法により、GaN系化合物からなるバッファ層、n型クラッド層、活性層及びp型クラッド層を基板上に形成することを特徴とするGaN系化合物半導体の製造方法。
