【請求項1】 シリコン単結晶基板上に、ゲート絶縁膜を形成する工程を有する半導体装置の製造法において、有機金属ガスと酸化性ガスとによって酸化物層を形成する工程と、該酸化物層を還元雰囲気中400°C〜500°Cの温度で熱処理する工程とを繰り返して前記ゲート絶縁膜を形成することを特徴とする半導体装置の製造方法。
