GaAs単結晶基板上に、それぞれ(AlXGa1-X)YIn1-YP(0≦X≦1、0≦Y≦1)で表される下部クラッド層、発光層、及び上部クラッド層(各層間で混晶比X,Yが異なる場合を含む)と、GaPからなる窓(ウィンドウ)層とを備えた発光ダイオードにおいて、窓層と上部クラッド層との間に、多結晶のGaAs1-ZPZ(0≦Z≦1)からなる緩衝層を有することを特徴とするAlGaInP発光ダイオード。
