【要約】【課題】 従来のナイトライド系の化合物半導体を用いたレーザーでは連続発振が困難であり、しきい値が著しく高いという問題があった。【解決手段】 本発明は量子井戸構造の障壁層として最適な組成に設定したInGaAlNを採用し、また障壁層をInGaAlNを含む、超格子構造、あるいは不純物ドープとさせたものである。これにより井戸構造のベア数をさらに低減し、低しきい値化可能とし連続発振もできるようにした。

多重量子井戸構造を有し、該量子井戸構造の障壁層がIn<SB>x</SB> Ga<SB>1-x-y</SB> Al<SB>y</SB>N(0<x<0.5、Y<0.8x+0.05)からなることを特徴とする窒化ガリウム系半導体発光素子。
