【要約】【課題】 上層膜とこれを通じてその下の下層膜もしくは基板に対するパターンエッチングにおいて、両者間に段差の発生や、エッチング面の湾曲の発生を効果的に回避し、パターンエッチングの精度の向上を図ることができるようにする。【解決手段】 上層膜をパターンエッチングして、所定のパターンの開口を形成する第1エッチングと、この第1のエッチングで上層膜の開口の側壁に堆積形成された堆積膜を除去する第2のエッチングと、上層膜の開口を通じてこの上層膜下の被エッチング体に対するエッチングを行う第3のエッチングとを有し、特に本発明においては、その第2のエッチングを、O2 イオンエッチングによって行う。

上層膜をパターンエッチングして、所定のパターンの開口を形成する第1のエッチングと、上記第1のエッチングで少なくとも上記上層膜の開口の側壁に堆積形成された堆積膜を除去する第2のエッチングと、上記上層膜の開口を通じて上記上層膜下の被エッチング体に対するエッチングを行う第3のエッチングとを有し、上記第2のエッチングは、O2 イオンエッチングとしたことを特徴とするパターンエッチング方法。
