【請求項1】温度の上昇と共に電気抵抗が一段階の変化を示す相変化材料で形成された第1の相変化層と、温度の上昇と共に電気抵抗が二段階の変化を示す多段相変化材料で形成された第2の相変化層と、を備えるメモリ層を具備し、前記多段相変化材料は、一般化学式、 GexCuyTe100-x-y で示される組成を有し、式中、xは18.0(at.%)以上、36.0(at.%)以下、yは16.0(at.%)以上、32.0(at.%)以下の範囲内で、45(at.%)≦x+y≦55(at.%)となるように選択される多段相変化材料であり、前記第1の相変化層の電気抵抗は、前記第2の相変化層における第1段階目の電気抵抗の変化が生じる温度よりも低い温度で一段階で変化し、前記第1の相変化層のアモルファス相の電気抵抗が、前記第2の相変化層のアモルファス相の電気抵抗よりも高い、4値の情報の書き込みが可能な多値記録相変化メモリ素子。
