【請求項1】 Si基板の空洞上の絶縁膜に、ヒータと、電極と、金属酸化物半導体を含有するガス感応膜が設けられているMEMSガスセンサにおいて、前記ガス感応膜が、前記金属酸化物半導体と、前記金属酸化物半導体によるガスの検出温度で酸素を放出し、検出温度よりも低い温度で酸素を吸収する酸素収脱着材料を含有し、かつ前記酸素収脱着材料の粒子径は前記金属酸化物半導体の粒子径よりも大きく、さらに前記酸素収脱着材料の粒子表面に前記金属酸化物半導体粒子が付着していることを特徴とする、MEMSガスセンサ。
