基板の比抵抗値が10mΩcm以上で、5×104個/cm2以上の酸素析出物を含有し、デバイス製造工程で1100°C以上の熱処理を加えた際に酸素析出物によるスリップの発生がないことを特徴とするシリコンエピタキシャルウェーハ。
