窒化ガリウム部材を所定の温度に加熱し、この窒化ガリウム部材の表面に、塩化水素ガスを不活性ガスと水素ガスとの混合ガスからなるキャリアガスとともに供給し、前記塩化水素ガスと前記キャリアガスとからなるエッチング雰囲気中において、前記窒化ガリウム部材の前記表面をエッチング処理することを特徴とする、窒化ガリウム部材の気相エッチング方法。
