n型窒化物半導体層とp型窒化物半導体層の間にインジウムを含む窒化物半導体からなる井戸層を有する多重量子井戸構造の活性層を備えた窒化物半導体レーザ素子において、前記活性層の井戸層と障壁層の間に、前記障壁層よりバンドギャップエネルギーが大きい少なくとも1つの中間層を有し、かつ該中間層が前記井戸層の上に成長されていることを特徴とする窒化物半導体レーザ素子。
