【要約】【課題】青色発光素子の発光強度の増加及び素子寿命の長期化【解決手段】p伝導型のクラッド層71とn層4との間に発光層5が形成されている。発光層5とクラッド層71の間にそれらの成長温度の中間の温度で成長させる組成比のキャップ層6が形成されている。このキャップ層6はクラッド層71の高温成長時における発光層5の結晶性の劣化を防止する。窒素の抜けやインジウムの拡散が防止できる。よって、発光効率と素子寿命が改善される。

3族窒化物半導体から成る発光層と発光層の上に形成されるクラッド層とを有する発光素子において、前記発光層と前記クラッド層との間に、前記発光層の成長温度と前記クラッド層の成長温度との間の成長温度で成長が可能で、前記発光層のバンドギャップと前記クラッド層のバンドギャップとの間のバンドギャップを有する組成比を有する3族窒化物半導体から成るキャップ層を設けたことを特徴とする3族窒化物化合物半導体発光素子。
