第1の面と該第1の面の反対側にある第2の面とを有する第1導電型のシリコン基板と、 前記シリコン基板の前記第1の面上に設けられた絶縁膜と、 前記絶縁膜上に設けられ前記第1導電型と異なる第2導電型のシリコン層と、 前記シリコン層上に設けられた第1の電極と、 前記シリコン基板の前記第2の面上に設けられた第2の電極と、を備え、 前記シリコン基板のキャリア濃度は、5×1015cm-3〜5×1018cm-3であり、 前記シリコン層のキャリア濃度は、1×1017cm-3〜5×1019cm-3であり、且つ、前記シリコン基板のキャリア濃度より一桁以上大きく、 前記絶縁膜の膜厚は、0.3nm〜5nmである、 ことを特徴とするシリコン発光素子。
