露光すべきパターンが形成されたマスクを露光光で照明する照明系と、前記マスクのパターンを感光基板上に結像投影する投影光学系とを備えた装置において、前記照明系は、前記マスクのパターン面に対してフーリエ変換の関係にある面を通る露光光の大きさを可変とする可変光学部材と、前記フーリエ変換の関係にある面、もしくはその近傍に配置されて前記露光光の中央部付近を遮光、又は減光する絞り部材とを有することを特徴とする投影露光装置。
