ガリウム原料物質をナトリウム物質およびカリウム物質の少なくともいずれかの存在下に窒素ガス加圧雰囲気下に反応させてGaN単結晶を製造する方法において、雰囲気窒素ガスの少なくとも一部をアンモニアで置換して加圧反応させることを特徴とするGaN単結晶の製造方法。
