Claim (excerpt)：

【請求項1】 Si基板の表面を砥粒や研磨剤を用いずに、加工速度が10nm/h〜10μm/hで、表面粗さがRMS0.2nm以下の精度に平坦化加工する加工方法であって、 Siの酸化とSi酸化膜の加水分解の双方を促進する触媒物質を加工基準面として用い、水の存在下で、前記Si基板と加工基準面とを所定圧力で接触させるとともに、該Si基板と加工基準面とを相対運動させて、加工基準面に備わった触媒機能によってSi表面の酸化と該酸化膜の凸部からの優先的な加水分解による分解生成物の除去を進行させることを特徴とするSi基板の平坦化加工方法。
