【課題】真空紫外光透過用光学部材、特に液浸式露光装置のラストレンズとして有望な、200nm以下の真空紫外光(VUV)の透過性、及びレーザー光照射による損傷等が少なく、レーザー耐性に優れたBaLiF3単結晶体を提供する。【解決手段】Mg及びKを含有するBaLiF3単結晶体であって、これらの含有比率がモル基準でMg/(Li+Mg)が0.001〜0.02の範囲にあり、K/(Ba+K)が0.001〜0.02の範囲にある。【選択図】図3
