【要約】【課題】pn接合型ヘテロ接合構造の発光部を備えたIII族窒化物半導体発光素子を構成するのに際し、発光の透過性に優れ、且つ経時的な特性変化が少ないp形障壁層の接合構成を提供する。【解決手段】p形酸化物障壁層に透明な酸化物結晶層を、p形障壁層の保護層として接合させ、インジウム含有III族窒化物半導体発光層とp形障壁層との中間には、双方の禁止帯幅の差異を緩和する透明酸化物層を配置する構成とする。

発光部として、n形のIII族窒化物半導体からなる障壁層と、インジウム含有III族窒化物半導体からなる発光層と、酸化物からなるp形障壁層とを含み、p形障壁層の少なくとも片側に酸化物半導体層が接合されていることを特徴とするIII族窒化物半導体発光素子。
