Claim (excerpt)：

【請求項1】 SiC、GaN、AlGaN、AlNの単結晶を被加工物とし、該被加工物の表面を砥粒や研磨剤を用いずに平坦化加工又は任意曲面に加工する加工方法であって、 被加工物の直接的な加水分解、あるいは被加工物表面の酸化膜の加水分解を促進する機能を備えた触媒物質を加工基準面として用い、水の存在下で、前記被加工物と加工基準面とを所定圧力で接触若しくは極接近させて配し、前記加工基準面の電位を、酸素発生電位を基準として±1Vの範囲に設定して触媒表面に酸素が吸着した状態を作り、前記被加工物と加工基準面とを相対運動させて、加工基準面に備わった触媒機能によって被加工物表面の直接的な加水分解あるいは被加工物表面の酸化と該酸化膜の加水分解を加工基準面に近い表面凸部から優先的に進行させ、分解生成物を除去することを特徴とするワイドバンドギャップ半導体基板の加工方法。
