【請求項1】 光透過性を有する金属酸化物で構成された加工部材を被加工物と接触させ、接触部位に水またはアルカリ性溶液を含有するオゾンガスを供給すると共に、前記加工部材の前記被加工物と接触する面とは反対の面側から紫外光を同被加工物に照射しながら、前記加工部材を前記被加工物に接触させた状態で変位させる工程を備えるトライボケミカル反応による加工方法であって、 前記被加工物は、GaNからなり、前記紫外光は、365nmの波長であって、照度10mW/cm2以上を有すると共に、前記紫外光は、波長365nm以下のものを含む 加工方法。
