下記一般式(化1):【化1】(式中x、mはx+m=1となる数であり、xが0になることはない。またnは1〜3の正の整数である)で表されるシリコーンポリマー(A)、オニウム塩(B)の2成分を含む、アルカリ水溶液で現像可能な高エネルギー線感応ポジ型レジスト材料において、窒素含有化合物(C)が添加されていることを特徴とするポジ型シリコーンレジスト材料。
